Child scratching self

My two year and a half year old DS sometimes wakes up witch scratches at the back of his neck. We thought it was when teeth were coming through and he was trying to reach the hurt? I'm not sure but seemed to be at similar times.

Recently I've been trying to stop breastfeeding at night, he's still in our bed most nights at some point, and I've been trying to give him a cuddle instead of feeding all night, and to wait until the morning for a quick feed. It's taken about a week to get into the routine for him, and there were a few mega melt downs in the nights. During these he scratched his own cheeks and woke up with scratches.

Anyway, it's been okay the last few days, but last night I did bed time and fell asleep with him in his bed (I'm tired and it's nearly end of term lol) and he slept lovely, lots of cuddles and woke up for a feed this morning. He's woken up with lots of scratches down one side of his face again Sad his nails are normal length, he doesn't had rashes or ecxema, what can I do to help
Him stop scratching his cheeks in the night?
